چکیده

Radiation damage in 1310nm InGaAsP/InP multi-quantum-well lasers caused by 0.8MeV neutrons is compared with the damage from other radiation sources, in terms of the increase in laser threshold current. The annealing behavior is then presented both in terms of both temperature and forward-bias current dependence. The annealing can be described by a model where radiation induced defects have a uniform distribution of activation energies for annealing. This model can then be used to predict the long-term damage expected for lasers operating inside the CMS tracker. * Corresponding author. Ageing Tests of Radiation Damaged Lasers and Photodiodes for the CMS Tracker Optical Links

The effects of thermally accelerated ageing in irradiated and unirradiated 1310nm InGaAsP edge-emitting lasers and InGaAs p-i-n photodiodes are presented. 40 lasers (20 irradiated) and 30 photodiodes (19 irradiated) were aged for 4000 hours at 80°C. Periodic measurements were made of laser threshold and efficiency, and pi-n leakage current and photocurrent. There were no sudden failures and the...

Neutron, proton and gamma radiation effects in candidate InGaAs p-i-n photodiodes for the CMS tracker optical links

InGaAs p-i-n photodiodes will be used in the CMS tracker to receive the digital timing and control signals transmitted from the Front End Controller (FEC) boards by 1310nm wavelength lasers. These devices should be sufficiently rad-hard to survive the fluences/doses encountered in the tracker during a ten year operational period. Candidate p-i-n diodes have been irradiated, in a fully packaged,...

Radiation damage studies of optical link components for applications in future high energy physics experiments

Optical data links are being developed at CERN for use in the tracking system of the Compact Muon Solenoid (CMS) experiment to be operated at the future CERN Large Hadron Collider. The radiation environment will be severe in the CMS tracker; simulations predict hadronic fluences >10/cm over an experimental lifetime of ten years, consisting of a mixture of neutrons, pions and protons over a wide...

Laser based optical links for the CMS tracker: options and choices

The CMS tracker optical readout links must fulfill demanding requirements such as radiation hardness, high reliability, small size, low power dissipation and low cost while maintaining a high analogue transmission quality during the experiment lifetime. The concept adopted for the CMS tracker is based on edge emitting InGaAsP semiconductor lasers coupled to pure silica core single mode fibre at...

FABRICATION AND CHARACTERISATION of InGaAs/InGaAsP/InP LONG WAVELENGTH SEMICONDUCTOR LASERS

This paper presents the fabrication and characterisation of wet and reactive ion etched ridge waveguide InGaAs/InGaAsP/InP lasers with an operating wavelength of 1.5μm. Characterisation results of InGaAs/InGaAsP/InP lasers are given of two etching methods, namely wet chemical etching and reactive ion etching. Relative advantages and disadvantages of these two methods are also discussed comparat...
